Possibly GaN if you want a tiny MHz switcher. SiC has amazingly low capacitances compared to high-voltage silicon. But the gates have to swing to levels like +15 and -5. Fast. Why design a switcher, unless it's for fun. You can get a whole 2-amp buck switcher, great internal reference, current and thermal limited, spread spectrum, for 19 cents. Eventually some damned IC jock intgrates our fun circuits.
